Pull off the load and elongation is too low
A good gold wire that can withstand the impact of resin encapsulation must have the specified tensile load and elongation. At the same time, the breaking force and elongation of the gold wire play a key role in the quality of the wire bonding, and bonding wires with high breaking rates and elongations are more conducive to bonding. Too soft gold will lead to the following bad:
(1) Arch drooping;
(2) spherical instability;
(3) ball neck easily shrink;
(4) gold wire easy to break.
Too hard gold will lead to the following bad:
(1) the chip electrode or epitaxial punch hole;
(2) golden ball neck fracture;
(3) the formation of alloy difficulties;
(4) Arch arc control difficult.
